Indoor LED Displays: Flip-Chip COB Process, the Core Packaging Technology of High-End LED Panels

Flip-chip COB is an advanced chip-on-board packaging process for ultra-fine-pitch indoor LED, differing from traditional SMD lamp packaging and front-mount COB solutions. The core is flipping the LED chip, with the metal bumps at the bottom of the chip soldered directly to the PCB pads, completely discarding gold wire bonding and no longer using an independent surface-mounted lamp structure, changing the screen's performance ceiling from the packaging layer.
Rigard Flip-Chip COB Series: P0.78–P1.56 Ultra-Fine Pitch Coverage
The Rigard series deeply implements the flip-chip COB process, covering the P0.78-P1.56 ultra-fine pitch range. Our series products rely on the structure of flip chips directly contacting the circuit board, greatly shortening the chip heat conduction path, effectively reducing thermal resistance, and power consumption can drop by up to 40% compared with traditional SMD solutions, with significantly reduced dead-lamp failure probability, meeting the needs of long continuous operation.
Integrated Packaging Protection Layer
After chip fixing and soldering, flip-chip COB forms an integrated packaging protection layer on the pixel surface. Relying on this integrated glue layer, the Rigard series achieves physical protection against dust, moisture, water splashes, static, and impact, so pixels are not easily damaged by external impacts, and the screen surface can be cleaned directly with a damp cloth, solving the pain point of easy damage during maintenance of precise fine-pitch screens.
Image Quality Improvement: Higher Contrast, No Moiré
The gold-wire-free packaging structure also brings image quality improvement. The Rigard series flip-chip COB products avoid gold wires blocking the light-emitting surface, achieving higher contrast, and with a high-refresh base plus anti-moiré optical surface treatment adapted to flip-chip COB, scan lines and moiré are less likely in camera live broadcast environments. Chip arrangement is not constrained by gold wire routing space, enabling smaller pixel pitches and ensuring delicate, uniform close-view images, with 16bit grayscale fully released and complete image layers retained even in low-brightness environments.
Cableless All-Aluminum Cabinets and Fanless Heat Dissipation
The flip-chip COB process also requires matching heat dissipation structures; our series products combine the process characteristics with cableless all-aluminum cabinets, using special cabinet textures to assist heat conduction, achieving fanless 0dB heat dissipation, avoiding fan noise, and fully releasing the reliability advantage of the flip-chip COB packaging itself, bringing out the full value of the process in high-end indoor display scenarios.
In summary, flip-chip COB is not an improvement of a single packaging step, but a systematic upgrade from chip soldering and surface protection to cabinet heat dissipation. The Rigard flip-chip COB series provides long-term LED display solutions for indoor scenarios such as command centers, broadcast studios, and high-end exhibition halls, with the combined performance of P0.78–P1.56 ultra-fine pitch, low power consumption, high reliability, and high image quality.
